Schwerpunkt dieses Buches ist der Aufbau und die Inbetriebnahme einer vielseitigen VakuumBeschichtungsanlage auf Basis der Magnetron Sputterdeposition. Der simultane Betrieb mehrerer Beschichtungsquellen und die spezielle Prozessfhrung des seriellen CoSputterns erlauben eine kombinatorische Materialsynthese mit stufenlos variabler Stchiometrie (oder variablem Dotierungsgrad). Zudem ermglicht eine ausgeklgelte Gasseparation eine gegenber dem konventionellen CoSputtern kontrollierbarere Prozessfhrung. Dadurch ist die Herstellung funktioneller Schichten sowie die Abscheidung von Legierungen mglich, welche aus physikalischen und fertigungstechnischen Grnden nicht als Target erhltlich sind. Das Verstndnis der Prozessdynamik des seriellen CoSputterns wird hier am Beispiel der Prozesscharakterisierung der Ratenerhhung der Metalloxide Al2O3 und TiO2 entwickelt. Durch CoDotierung mit schweren Atomen kann die Sputterausbeute des Metalloxids ohne erhebliche Mehrinvestition an elektrischer Leistung deutlich erhht werden.
